چکیده

The design of a sensing channel for implantable cardiac pacemakers in CMOS on Silicon-on-Insulator (SOI) technology is presented. The total current consumption is lowered to only 110nA thanks to the optimization at the architectural level, the application of a new class AB design approach at the operational transconductance amplifier (OTA) and the exploitation of the improved characteristics of thin-film fully depleted SOI CMOS technology. The core of the prototyped sense channel (OTA and comparator) occupies 0.06mm in a 3μm technology and is suitable for operation from implantable grade batteries with power supply voltages from 2.8V down to 2V. Experimental results of the building blocks and complete sensing channel performance are presented. The achieved results demonstrate the benefits of fully depleted SOI CMOS technology for micropower applications.

Improvement of a Nano-scale Silicon on Insulator Field Effect Transistor Performance using Electrode, Doping and Buried Oxide Engineering

In this work, a novel Silicon on Insulator (SOI) MOSFET is proposed and investigated. The drain and source electrode structures are optimized to enhance ON-current while global device temperature and hot carrier injection are decreased. In addition, to create an effective heat passage from channel to outside of the device, a silicon region has embedded in the buried oxide. In order to reduce th...

Nanometric Integrated Temperature and Thermal Sensors in CMOS-SOI Technology

This paper reviews and compares the thermal and noise characterization of CMOS (complementary metal-oxide-semiconductor) SOI (Silicon on insulator) transistors and lateral diodes used as temperature and thermal sensors. DC analysis of the measured sensors and the experimental results in a broad (300 K up to 550 K) temperature range are presented. It is shown that both sensors require small chip...

CMOS Scaling into the Nanometer Regime

Starting with a brief review on 0.1m (100 nm) CMOS status, this paper addresses the key challenges in further scaling of CMOS technology into the nanometer (sub-100 nm) regime in light of fundamental physical effects and practical considerations. Among the issues discussed are: lithography, power supply and threshold voltage, short-channel effect, gate oxide, high-field effects, dopant number f...

200-GHz CMOS amplifier with 9-dB noise figure for atmospheric remote sensing

Introduction: The recent development of millimetre-wave CMOS and SiGe circuits have made silicon technologies attractive also for noncommercial low-volume applications such as the atmospheric remote sensing where III–V compound semiconductors have been traditionally used for the millimetre-wave receiver technology. The possibility to integrate more functions on the same silicon chip would enabl...

We present a low voltage, low power operational transconductance amplifier (OTA) designed using a Fully Depleted Silicon-on-Insulator (FDSOI) process. For very low voltage application down to 0.5 V, two-stage miller-compensated OTAs with both p-channel MOSFET (PMOS) and n-channel MOSFET (NMOS) differential input have been investigated in a FDSOI complementary metal oxide semiconductor (CMOS) 15...
